Atomic-scale defects and subgap formation in single-crystal IGZO (InGaZnO4) (IMAGE)

Using hard X-ray photoemission spectroscopy, researchers revealed how oxygen vacancies and structural disorder influence subgap state formation. The figure shows the InGaZnO4 crystal structure, the reduction of oxygen vacancies after annealing, and the presence of subgap states near the conduction band in the as-grown sample.
